Samsung says the new 0.65mm LPDDR5X DRAM package is 9% thinner than previous generation devices and 21.2% more heat resistant than previous generation devices. The company says it was able to make the package thinner by improving its printed circuit board and epoxy resin encapsulant technology.
Although the difference is only 0.06mm, it could help devices equipped with LPDDR5X DRAM become even thinner and improve performance by improving airflow inside the device.
The internal modules are manufactured at the industry's thinnest 12 nanometer (nm) class, and the company is now starting mass production of 12GB and 16GB LPDDR5X DRAM packages with a four-layer design. In the future, the company plans to develop 6-layer 24GB and 8-layer 32GB modules in the same compact package.
'Our LPDDR5X DRAM not only delivers excellent LPDDR performance, but also advanced thermal management in an ultra-small package, bringing new solutions to high-performance on-device AI,' said Bae Young-cheol, executive vice president of memory product planning at Samsung. 'We are committed to continuous innovation through close collaboration with our customers to provide solutions that meet the future needs of the low-power DRAM market.'
